Copper plating into/through substrate vias

Hello,

I am interested in learning how to plate copper into through substrate vias. I have read some papers on this subject and have the following questions:

1. Is the Cu plated from the sidewall of the vias?
2. How do you get rid of the (can be) very thick layer of copper on the surface?
3. Can Cu be electro plated on Indium?
